【摘要】：在OTP存儲(chǔ)器設(shè)計(jì)中,隨著存儲(chǔ)器容量的不斷加大,位線負(fù)載也相應(yīng)變大,可能導(dǎo)致讀機(jī)制失效。為了防止發(fā)生讀機(jī)制失效,需增加靈敏放大器充電時(shí)間,但是延長充電時(shí)間會(huì)影響讀取速度。在分析OTP存儲(chǔ)器靈敏放大器工作原理的基礎(chǔ)上,重點(diǎn)研究了位線負(fù)載對(duì)讀出速度的影響。通過仿真,優(yōu)化了OTP存儲(chǔ)器的讀出電路參數(shù)。
[Abstract]:In the design of OTP memory, with the increase of memory capacity, the load of bit line becomes larger, which may lead to the failure of reading mechanism.In order to prevent the failure of the reading mechanism, the charge time of the sensitive amplifier should be increased, but the longer the charging time will affect the reading speed.Based on the analysis of the principle of OTP memory sensitive amplifier, the effect of bit line load on readout speed is studied.The readout circuit parameters of OTP memory are optimized by simulation.
