【摘要】：二維晶體的特殊結(jié)構(gòu)和新奇物理性能為構(gòu)建新型納米結(jié)構(gòu)和器件,實(shí)現(xiàn)半導(dǎo)體領(lǐng)域的突破性進(jìn)展提供了可能.本文首先介紹了雙極性二維晶體的基本物理性能和相關(guān)范德瓦耳斯異質(zhì)結(jié)的制備方法.在此基礎(chǔ)上,主要綜述了雙極性二維晶體在新型電場調(diào)制二維晶體p-n結(jié)與異質(zhì)p-n結(jié)以及非易失性可存儲二維晶體p-n結(jié)等方面的應(yīng)用、相關(guān)結(jié)構(gòu)設(shè)計(jì)、電子和光電子等物理性能.然后進(jìn)一步介紹了該類新型p-n結(jié)在邏輯整流電路、場效應(yīng)光電子晶體管、多模式非易失性存儲器、整流存儲器、光電子存儲器、光伏器件等方面的潛在應(yīng)用.最后總結(jié)展望了該種新型p-n結(jié)在相關(guān)領(lǐng)域的可能發(fā)展方向.
[Abstract]:The special structure and novel physical properties of two-dimensional crystals make it possible to construct new nanostructures and devices and realize the breakthrough in semiconductor field. In this paper, the basic physical properties of bipolar two-dimensional crystal and the preparation method of related van der Waals heterojunction are introduced. On this basis, the applications of bipolar two-dimensional crystals in the fields of new electric field modulated 2-D crystal p-n junction and heterostructure p-n junction, non-volatile storage two-dimensional p-n junction, related structure design, electronic and optoelectronic physical properties are reviewed. Then the potential applications of p-n junction in logic rectifier circuit, field effect optoelectronic transistor, multimode nonvolatile memory, rectifier memory, optoelectronic memory, photovoltaic device and so on are introduced. Finally, the possible development direction of this new p-n junction in related fields is summarized and prospected.
