【摘要】：硅通孔(Through Silicon Via)技術是三維集成電路發(fā)展的關鍵技術,因此對于TSV的缺陷故障檢測具有十分重要的意義.討論了TSV的物理模型和延時模型,同時在先進設計系統(tǒng)(ADS)中建立了TSV的電阻開路故障的等效電路模型,提取了RLC參數(shù).然后通過給等效電路模型施加信號源,將開路故障的輸出延時與無故障時的輸出進行對比,對不同程度故障的TSV的傳輸延時進行分析,并用最小二乘法擬合出利用延時來判斷故障的大小的曲線.
[Abstract]:Through silicon vias (Through Silicon Via) is a key technology in the development of three-dimensional integrated circuits, so it has very important significance for fault detection of TSV is discussed. The physical model and the delay model of TSV, at the same time in the advanced design system (ADS) equivalent circuit model is established in TSV open circuit fault resistance, extract the RLC parameter. Then by applying the signal source to the equivalent circuit model, the output delay will open circuit fault compared with the output when there is no fault, the transmission delay for different faults of TSV are analyzed, and by using least squares fitting using delay to determine the size of the curve of fault.
