【摘要】:在絕緣柵雙極晶體管(IGBT)模塊的高效散熱設(shè)計(jì)、變流器系統(tǒng)的長(zhǎng)期可靠性評(píng)估等方面,通常需要了解IGBT模塊溫度,而現(xiàn)有模型及方法仿真耗時(shí)嚴(yán)重,難以實(shí)現(xiàn)IGBT模塊溫度的快速求解。針對(duì)該問(wèn)題,文中借鑒直接法的思想,提出了一種新的IGBT模塊溫度快速求解算法;跀M合及插值算法,推導(dǎo)并建立了IGBT模塊功率損耗模型;基于電熱比擬理論,探討并建立了集中參數(shù)的IGBT模塊等效Cauer傳熱網(wǎng)絡(luò)模型,并將傳熱微分方程差分化;最終,在同一電路仿真器中構(gòu)建出IGBT模塊溫度的快速求解算法。在兩電平三相逆變器的算例中,通過(guò)與英飛凌IPOSIM的溫度計(jì)算結(jié)果對(duì)比,表明文中算法最大誤差為3.01%,且溫度變化趨勢(shì)與IPOSIM基本一致;通過(guò)與傳統(tǒng)基于IGBT器件物理模型、熱網(wǎng)絡(luò)組件模型的計(jì)算時(shí)間對(duì)比,表明文中算法計(jì)算速度提高了近1 255倍。
[Abstract]:In the aspects of high efficiency heat dissipation design of insulated gate bipolar transistor (IGBT) module and long-term reliability evaluation of converter system, it is usually necessary to know the temperature of IGBT module. However, the simulation of the existing models and methods is time-consuming, so it is difficult to quickly solve the temperature of IGBT module. In order to solve this problem, the idea of direct method is used for reference in this paper. In this paper, a new fast algorithm for calculating the temperature of IGBT module is proposed. Based on the fitting and interpolation algorithm, the power loss model of IGBT module is derived and established. Based on the theory of electrothermal analogy, the equivalent Cauer heat transfer network model of IGBT module with concentrated parameters is discussed and established, and the differential heat transfer differential equation is differentiated. Finally, a fast algorithm for calculating the temperature of IGBT module is constructed in the same circuit simulator. In the example of two-level three-phase inverter, the temperature calculation results of Infineon IPOSIM are compared with those of Infineon IPOSIM. The results show that the maximum error of the algorithm is 3.01, and the trend of temperature variation is basically consistent with that of IPOSIM. Compared with the traditional physical model based on IGBT and the calculation time of the thermal network component model, it shows that the computational speed of the proposed algorithm is nearly 1 255 times higher than that of the traditional physical model based on IGBT.
